Abstract	:	Lateral Current Injection (LCI) lasers and the Integrated Split-Electrode LaserModulators ( SELM) are fabricated in the GaAs/Al,Ga .,As/Ino., GaOs9As materialsystem. The effect of lateral leakage current on the threshold current of LC1 devicesis studied in detail. The simulation results based on a simple, but informativemodeling of temperature dependence of threshold current are compared againstexperimental results to further advance the understanding of internal operationmechanism of LC1 devices..
