Abstract : Single-crystalline rutile indium-doped tin oxide nanowires, a = 4.685A and c =3.200& have been synthesized via the vapor-liquid-solid mechanism with carbothermalreduction. SEM, XPS, EDX, and HR-TEM analyses show an average diameter of 94nanometers, a standard deviation of 19 nanometers, 20: 1 tin-to-indium atomic ratio, andheteroepitaxial growth in [loo] preferred axis on sapphire substrates. A transistor withthe nanowire as the channel shows semiconducting and saturation behaviors.Thermodynamic analysis suggests a higher concentration of tin-containing species,compared to indium-containing species, generated at the ITO-graphite source, as well asa more favorable reaction mechanism for consumption of tin oxide at the liquid alloycatalytic heads.
